New precursors for ALD processes are evaluated using a commercial ALD system (TFS 200, Beneq Oy) in different process conditions:

1. Thermal ALD
2. Plasma-Assisted ALD

Different  process gases (N2, H2, O2, O3) allow the fromation of either metal or metal oxide thin-films.
